What's a good book for semiconductor failure analysis?

It's been a long time since I did failure analysis of microchips, but at that time the best source was the proceedings of various groups on failue analysis. I believe the IEEE has such publications.

For fundamentals, I always found the books by Sze to be very thorougth. You might search some of the used book sellers such as Adebooks to see if they have some older books available.
