As a Car:
1966 Shelby Cobra 427 Super Snake at $5.5 million
As an Aircraft:
B2 Spirit, at $1.3 billion
As a Shuttle:
Shuttle Atlantis, at $60 billion
As an Aircraft Carrier:
USS John Stennis
I couldn't find the cost of building such a huge aircraft carrier but only the annual service costs $3.5 billion!!!

The Apollo rockets. Unlike the Shuttle, they weren't reusable. Back in the 1970s the British Interplanetary Society proposed a fusion-powered robot vehicle powered by a succession of explosions of frozen deuterium-tritium pellets about the size of a pea. It would reach a speed of about 60 000 km a second after accelerating continuously for 5 years and cruise to Barnard's Star, 5 light years away. If we built it today it would cost about a trillion dollars, which is more than the GDP of all but a few countries. If you're talking about land vehicles, there's an earthmoving machine as big as a large two storey house. The driver has to climb a ladder to get into the cab, but don't ask me how much it costs.

For a car - the most expensive 'car' was the lunar rover built for the Apollo moon missions (15, 16 and 17)
After cost overruns, the final cost in 1971 was $38 Million. In today's dollars that would be about 10 times that or more :-)

A Nimitz-class aircraft carrier costs about $4.3 billion to build.
One NASA space shuttle costs about $1.7 billion. However, every launch of a space shuttle costs about $450 million, so after several launches, the space shuttle's costs could be higher than the Nimitz-class.

Nimitz-class CVNX-2 has an acquisition cost of $8.78 billion. Plus another $280 million in maintenance costs every year, not including weapon systems maintenance or paychecks to all those sailors aboard.

The "space shuttle" and the aircraft carrier are two very good answers, but I would have to say my old "64" Chevy would have to be in that mix somewhere as that damn piece of junk, from new, was always in the shop for something.
I firmly believe that GM bult that car from worn out wrecking yard parts.
