My ears itch when my allergies act up... if you have allergies, take an antihistamine (unless you have another medical condition that prevents it).
I also let the shower water run into my ear canals, the warmth and pressure help relieve the itch. However, this is not recommended if you have a history of swimmer's ear (external otitis), ear surgeries, or a perforated eardrum. I then vigorously use my towel to dry my outer ears.
MiraCell has a reputation of being very soothing for many ear issues... http://www.miracell.com/ear_care.html
There is a warm air ear dryer, called the Sahara Dry Ear that is getting good reviews... http://www.dryear.net/
DO NOT USE COTTON SWABS (a.k.a. Q-Tips); not only do you risk pushing wax deeper into your ear or injuring your ear drum, you also cause tiny abrasions along the thin skin in the ear canal wall that contribute to the itch and inhibit the ears' self-cleaning mechanisms.

You will not like this answer but it is the true one. As the other poster said and also an ear/nose/throat specialist told me, take your mind off it. Something is on your mind enough to have you itching your ears. The problem is, once you start, then you have aggravated the ear lining and it itches all the more! You have to remind yourself every time you start to go for the ear to stop! It is hard at first. Have your friends/family remind you. They can actually swell closed if there is too much trauma from itching. Wear socks on your hands at night until the itching is under control. When it is under control, you will not feel the wetness and itching anymore. Good Luck!
