First, make it uncomfortable for him to scratch the door if possible. Maybe a grate or something over it would work, depending on your door.

Second, wait outside when he's about to come in, and get him to do some other behavior - barking would be good, unless you've got a doorbell that's 12 inches off the ground. When he barks, immediately open the door, praise him, and give him a treat. He needs to think that barking, not scratching, is the greatest thing in the world. Do this several times if possible.

Then do it when you're inside - again, rewarding him when he barks, but doing nothing when he scratches. He should learn that barking gets him a treat, but scratching gets him nothing.

Once he has this down pat, give him a treat every 2nd or 3rd time. He'll learn that he won't get a treat every time, but that if he keeps it up, he will get one now and then.

Stop opening the door when he does. If you keep opening the door when he does, then he thinks it works.

Work outside with him, get him to speak, then open the door. Do this several times, then don't open the door till he speaks

Let him in. Or if you're too lazy to let him in, get a doggy door.
