Yes. And it also sounds like you might still care about him. Go to him and talk to him about the situation and ask him if he is mad at you. When you talk to people, your guilt will be gone.

Firstly do you think he knows you feel guilty because if he does he is not gonna let you forget. And about getting over that guilty feeling you won't be rid of it untill you stop being friends with him trust me i know i was in a very similar situation you can't be friends with someone you broke up with if it was a mutual break up then maybe let me tell you what i did we were friends before we hooked up i thought we could be friends after he pretended to be ok with it but guilt is a hell of a thing i tried to talk to him about it the fact that he couldn't was proof enough how much this arrangement was hurting him i am not saying it;s the same for you but consider if that is the case do you want to continue hurting him

I'm not sure why you feel guilty in the first place. If your great friends now, then apparently he has forgiven you. Nothing to worry about. Just remember that when you break up, try to be nice...even though you're not suited for each other, there are still feelings involved.
Now...GET OVER THE GUILT!!!

Past is past and people make mistakes. I'm not saying dumping your boyfriend was a mistake, but it was a choice you had to make for your emotional well being. Someone was hurt for it. But, it's time for you to let it go. It's in the past. There's nothing you can do to change the past. Even it you wanted, you would have done it by now. People are going to feel whatever they feel, and you have no control over it. So let your guilt go. If he's not talking about it, don't worry about it.

You will get over it... if you're willing to love yourself enough to forgive yourself... willing to stop holding a grudge against yourself.
You're only human... & all human beings do things that they regret... if you haven't done it already, ask him to forgive you for hurting him... you'll feel better.
Asking him to forgive you doesn't have to mean that you're sorry for breaking up with him... just that you feel bad for hurting him.

Yes I have felt so... Its a long story. But to cut it short. Once, I saw paint brushes in my bookworm friend's geometry box in Math class, so I just cracked a joke. I made fun of him, saying that he uses them to color his circuit diagrams to please the teacher. But, when he said that those bruses belonged to his dad, who was once an artist, is now paralysed. He used them as his memories. I FELT REALLY GUILTY ABOUT THAT.

Their must have been a reason for you wanting to break up with him. so you did what you had to do. The only person you have to ask for forgiveness is our father above. and God will forgive you, now you have to forgive yourself. and let it go. and move on with your life!
