Not sure if they were his very last words but:

First choice: "Now, now, dear man, this is not the time to be making enemies."
(on his deathbed when a priest asked him to "renounce Satan")

Second choice: Voltaire (skeptic): "I am abandoned by God and man! I will give you half of what I am worth if you will give me six months life. Then I shall go to hell; and you will go with me. O Christ! O Jesus Christ!"(Source apocryphal, it was supposedly him addressing Christ, see third source)

Edit: The second wiki source I list doesn't address this, but is worth the five minutes it takes anyone running across the message to read. Arouet was a sophomoric anarchist, but I did occasionally respect his intellect and insight.

I always liked Voltaire's (It's more of a last dialogue): The priest at the deathbed said, as Voltaire was a bit of a skeptic towards religion: "I urge you to swear off the devil." Voltaire replied "Now now, young man, this is not the right time to make enemies."

"On May 26, 1778, when old Voltaire was dying at the Hotel Villette in Paris, Louis XVI in council publicly vindicated General Lally.

By a last mighty effort, the dying man recalled the splendid intellect, now waning fast, which had so nobly served him, and dictated the following letter to the Comte de Lally-Tollendal. Then he made someone write in a large hand on a sheet of paper, which he caused to be pinned to his bed hangings, the following words:

"On May 26th, the judicial murder committed by Pasquier (Councillor to the Parliament) upon the person of Lally was avenged by the Council of the King."

It was his last conscious act. He died four days later, on May 30, 1778."
