The transistor. Without the transistor the electronics revolution that has brought us everything from PCs to Cellular Phones would not be possible. Look at a microchip under a microscope -- it is nothing but a bunch of tiny transistors hooked together.

Its 104 years since the Wright brother first powered flight, but I would say that aviation is the single greatest invention of the last century.
Penicillin was discovered, but this has lead to an immense range of anti-biotics, which has probably had the biggest impact on human kind and life expectancy

While my immediate reaction was to say the integrated circuit, much of this is based on transistor technology.
