Mecha King Ghidorah for the following highly valid reasons
1. He's a giant killer cyborg dragon, which should be reason enough
2. He is one of the few monsters to beat Godzilla
3. He can fly even though the laws of physics said he shouldn't
4. He has 3 heads for triple the awesomeness
5. He can travel through time
6. He has awesome fans like me
That is why any answer anyone else gives sucks, except for possibly Ultraman

Mothra is my favorite Toho beastie---a largely benevolent, wise and caring creature, Mothra is the protector of innocents and believers, and the despoiler of wickedness and chaos. Mothra's sign is a triune cross, for those who think symbolism is cool, and Mothra has two fairies as companions, which is unique for Toho.
Even in larval form, Mothra has great fighting abilities, and has tangled with the best, and worst, of the Toho monsters and generally come through with flying colors.
Mothra was also the first of the Toho crew to have its own song, which is haunting and catchy at the same time.
Let's hear it for the mult-faceted wonder, Mothra!

Is Mothra one of these Toho monsters? If so I would say that one, because I think that is the only Godzilla movie I have actually seen.

Godzilla of course. Why? he's the King of all monsters and he helps out mankind when other monsters threaten to destroy it.
