It's not good English, but if you're going to use it the spelling should be "thataway".

As thataway is slang, there probaby is no right answer to this. However, the third one that-a-way is probably the best because it would be very hard to mispronounce compared to the other 2

thataway is slang. The correct way is just "they went that way"

as thataway is NOT a word or proper grammer I would go with the first or third.
