The telephone, with which modern life is unimaginable, was invented before the 20th century, so I can't say that.

In the 20th Century, I would say the transistor. Not the 'transistor radio', but the 'electronic-component' that acts as an amplifier or on-off switch. Its the basis of the digital logic gate (AND-gates, OR-gates, NOT-gates, etc) and hence, Integrated Circuits - chips of all kinds with millions of transistors in a few square millimeters, including the microprocessor, RAM, ROM, Interface Chips, Graphics chips, mobile-phone chips, the circuits in the routers and switches of the internet backbone, fibre-optic amplifiers, etc. All our gizmos, like VCRs, car engine-management units, even washing-machines, contain these chips.

Higher-level inventions, like the internet (to send packets of data for any type of service) and the World Wide Web and Email, build on top of this.

So, the transistor is the basis of all our modern electronics and our high-tech life-style.

I'd say the personal computer. It ushered the invention of the internet and the world as we know it now wouldn't be the same without it.
