I'm not a fan of horror films and therefore have only seen one of these characters' movies. However, the one that gives me the willies is Chucky: it's just wrong for an inanimate object (a doll) to have ANY personality, let alone an evil one. And he's supposed to be a CHILD, which makes it all the more creepy.
The only other character that bothers me isn't on your list: the ventriloquist's dummy from "Magic". I don't know why, but even the trailer for that movie gave me the creeps!

A-Michael Myers. He is so quiet and disturbed. He never runs after his victims, he is just "there". He is the one to most likely be a "real" killer. Psychologically not there. Misunderstood. Alone, distant. Always hiding in the shadows...waiting for you. Spooky!
